Detailed Change Description This document provides an overview of the changes available in FloTHERM fth11.1. Platform Support Ref. Title Description 1.1 Change in supported Operating Systems 1.2 Final version that supports 32-bit Operating Systems Windows 10 Professional and Enterprise Editions are now supported. FloTHERM v11.1 is the final release that will support 32-bit operating systems. FloTHERM New Functionality, fth11.1 1

Model Calibration with T3Ster Measurements Ref. Title Description 2.1 Model Calibration dialog in Command Center A Detailed Model Calibration menu is available from the top level of the Command Center window. Using this command will launch a Detailed Model Calibration dialog. Note: Access to this dialog requires access to a ftcalibrator license feature. 2 FloTHERM New Functionality, fth11.1

2.2 Import of T3Ster measurement file T3Ster Master v2.4 allows export of a.flocalibration file containing all information required to perform a model calibration optimization run in FloTHERM v11.1. Before a.flocalibration file can be exported, a square root correction must be applied to the very early transient data. See T3Ster Master documentation for instructions. The portions of the Structure Function associated with this correction are ignored during calibration. The Import T3Ster Measurement command allows import of this.flocalibration file. 2.3 Display of Measurement settings After import of the.flocalibration file, the experimental power dissipation, duration, and ambient temperature are displayed in the Calibration Setup Check section of the dialog in the T3Ster column. 2.4 Display of measurement data After import of the.flocalibration file, the T3Ster recorded Z th curve, Integral Structure Function curve, and Differential Structure Function curve are displayed in the chart section of the dialog. 4 FloTHERM New Functionality, fth11.1

2.5 Specify what FloTHERM temperature response should be used for comparison Any Monitor Point or Volume Region in the FloTHERM base model can be designated as the temperature response to be compared with the T3Ster measurement. In the case of a Volume Region, the mean temperature within the Volume Region is recorded. 2.6 Display any defined design parameters and range Any Input Variables defined as Design Parameters in Command Center will be used to calibrate the model. These parameters and their associated ranges are displayed in the Design Limits section of the dialog. Note that any Linear Function type Input Variables are fully considered in the optimization, but are not displayed here. FloTHERM New Functionality, fth11.1 5

2.7 Compare FloTHERM Baseline values with model setup The Calibration Setup Check will display the power, duration, and initial temperature for the base FloTHERM model to allow comparison with the experimental values. A graphical warning will be displayed if the values differ. 2.8 Adjust FloTHERM model command The power reported here is the sum of any Total Power settings in the FloTHERM model on Source Attributes, Thermal Attributes, or on a Die SmartPart. The Adjust command is used to modify the FloTHERM model to ensure the power, duration, and initial temperature match the imported T3Ster measurement setting. Checking the Regenerate Time Patches option will cause the Adjust command to remove the existing time grid and re-create the time grid patches according to this set of rules: One Time Patch per decade. Minimum of 10 time steps and with an increasing index of 1.5 Note: Using the Adjust command will cause Command Center to detect a change to the baseline model and flag this to the user with a flashing warning button. The user should click the warning button to update all scenarios. 6 FloTHERM New Functionality, fth11.1

2.9 Create Scenarios A set of Design of Experiments scenarios can be created from within the Detailed Model Calibration dialog. Enter the desired number of experiments and click Design Experiments. 2.10 Define Calibration Extent This can be used to either create the initial set of scenarios, or to create additional scenarios after a calibration run to improve response surface accuracy. The Calibration Extent is used to control the range of R th that will be considered for calibration. If the imported.flocalibration file was created from a T3Ster TDIM project then the value of Calibration Extent will be set to Theta JC upon import. Otherwise, it is set to the maximum value of R th in the experimental data and the user should modify this to reflect the boundary between package and environment. 2.11 Define Optimization Type The calibration extent is indicated on both the Z th and structure function charts. Command Center supports both Response Surface and Sequential Optimization techniques and either can be utilized for the model calibration. The recommended approach is Response Surface and this is the default. 2.12 Calibrate Command The Calibrate command will solve any unsolved scenarios and then proceed with the optimization process. The Cost Function is formed automatically and is the difference between the FloTHERM Integral Structure Function and the Imported T3Ster Structure Function below the Calibration Extent and excluding the square root correction zone. If Response Surface Optimization is used, then the optimal scenario found is solved to avoid presenting an interpolated result. FloTHERM New Functionality, fth11.1 7

2.13 Display R 2 value for each scenario and optimal The correlation coefficient (R 2 ) for each scenario and the optimum is displayed in the scenario table. The optimal R 2 is also used to calculate the Calibration Accuracy value (Accuracy = 100*R 2 ) shown in the dialog when calibration completes. R 2 = 1 This is the ideal result. The model is fully calibrated and perfectly describes the experimental data. R 2 > 0.9 A very good result. All major model parameters have been identified. 0.7 < R 2 < 0.9 Most parameters have been captured, but likely missing at least one minor parameter, or an identified parameter range should be adjusted. 0.5 < R 2 < 0.7 Likely missing several important parameters, or a parameter range is inappropriate. 2.14 Display Z th curve for any solved scenario R 2 < 0.5 Chosen Design Parameters or ranges are not capable of describing the experimental data well. User can display the Z th curve for any solved scenario, including the optimum. 8 FloTHERM New Functionality, fth11.1

2.15 Display Structure Function curves for any solved scenario, including the optimal User can display the Structure Function curves for any solved scenario, including the optimum. 2.16 Calibrated Result Display When calibration completes, the Scenario drop down list will select the optimal scenario in the list, and thus the optimal Z th and Structure Function curves are shown in the charts. The calibration Accuracy (100*R 2 ) is displayed in the Calibration section of the dialog. FloTHERM New Functionality, fth11.1 9

In the Scenario Table tab, the best answer is labeled as Calibration Optimum, with the optimal values of the design parameters displayed. The user may save the optimal model to a separate FloTHERM model by using the Save As command for the scenario. 2.17 Hide/Reveal controls for charts 2.18 Calibration Application Example Any curve can be hidden or revealed by clicking the associated legend entry to the right of the charts. A new application example is installed with FloTHERM v11.1 that illustrates the calibration setup and typical results for an IGBT module. It s called IGBT-Calibration and can be found in the Application Examples list when using Project/New. 2.19 FloXML Example A spreadsheet that creates a FloXML model of the IGBT module which is calibrated in the new Application Example is installed in \MentorMA\flosuite_v111\flotherm\examples\Demonstration Models\Detailed Model Calibration. It is called IGBT-Creator.xlsm 10 FloTHERM New Functionality, fth11.1

2.20 Response Surfaces When Response Surface Optimization is utilized for calibration, response surfaces are made available for R 2 and cost function. These are accessible in the standard way via the Chart\3D RSO Viewer and Chart\2D RSO Viewer commands. 2.21 Calibration Diagnostic Information An indication of the Response Surface accuracy is included in the title bar of each chart. A large value displayed here for the cost function chart suggests that additional scenarios need to be created and solved to improve both response surface accuracy and calibration accuracy. If an environment variable called FLOCALIBRATION_DIAGS is defined, then text files containing calibration information for each scenario will be written into a c:\calibration folder. These files are: Cost Function calculation details for each scenario and the base case T3Ster Master Structure Function data Rth lower limit for the square root correction. Portions of the Structure Function smaller than this value are not considered during calibration. FloTHERM New Functionality, fth11.1 11

2.22 Chart Splitters The size of Z th and structure function charts within the dialog are controlled with horizontal and vertical splitters. One can optionally display only one of the charts by moving the vertical splitter bar to the top or bottom of the dialog. 12 FloTHERM New Functionality, fth11.1

The project name is now displayed on the title bar of a detached Drawing Board window. This makes it easier to work on multiple FloTHERM models at the same time. 3.3 64-bit FloEDA Bridge The FloEDA Bridge module will now run as a 64-bit application. This allows more detailed PCB models to be imported or created and transferred to FloTHERM. 3.4 Sanyo Denki Fan library update All fans provided in the Sanyo Denki fan library have been updated to reflect the latest information from the vendor. 3.5 New IDEAS site The Help\Submit Enhancement Request command now leads to a reimplemented IDEAS website. 3.6 DCIM Software Development Toolkit 3.7 Any solver license will unlock parallel solver Development tools and worked examples for server, rack, and room are now installed to the examples folder to facilitate the incorporation of FloXML and FloSCRIPT technology into Data Center Infrastructure Management software tools. The toolkit is provided in the examples\dcim Development Toolkit folder. Any available solver license will allow access to the parallel solver, including a serial solver license. 14 FloTHERM New Functionality, fth11.1

Known Issues Interrupting and then continuing a Command Center scenario that is a transient simulation will cause the temperature history for monitor points and volume regions to start recording temperatures at t=0. This can be visualized by checking the Solution Monitoring Tab in Command Center. Workaround: If a transient scenario is interrupted, ensure that the scenario is re-initialized prior to solving it again. Save with No Results and Pack with No Results will lose data associated with model calibration. Model calibration relies on being able to extract temperature vs time data for any monitor point or volume region. The Save with No Results and Pack with No Results do not store this information, and all Command Center scenarios will need to be re-solved to reproduce the results. Workaround: Ensure that all the results are saved by using only the Save, Save As command, or the Pack command when saving or archiving projects. FloTHERM New Functionality, fth11.1 15
