The tool has the ability to do the following tests: Die Shear Test Heavy duty shearing. This is generally used for shearing off large chips. Ball Shear Test Precision shearing at a pre-set height above substrate. This is generally for shearing off a single ball bond. 1

Turn on the main power by flipping the switch on the right side of the tool. The green light above the power button will turn on. The computer will begin booting. (if the computer does not boot, turn on the computer) b. Turn on the microscope light to the left of the machine. The microscope illuminator will turn on. c. The Dage series 4000 software will automatically start when the computer boots. If it doesn t, start it by double clicking on the Icon on the desktop. d. Turn on the air supply located under the desk. The valve handle should be parallel to the wall that the regulator is mounted to when turned on. (Picture There may be a hiss of air as the tool air lines fill. 2
below) e. Ensure that the stage is free of obstructions. Press the OK button to initialize the axes and home the stage. The stage will home and the Machine Initialization screen will close. f. Select the cartridge you wish to use. There are 3 choices: i. DS100: Die Shear for testing full dies or chips. The maximum force is 100 Kg. 3
ii. BS250: Ball Shear for testing individual solder balls or stud bumps. The maximum force is 250 g. iii. BS5KG: Ball Shear for testing individual solder balls or stud bumps. The maximum force is 5 Kg. g. The extra cartridges are stored on the left side of the machine. They slide out toward the front of the machine. h. To remove the currently installed cartridge, loosen the black thumb wheel above the cartridge and slide the assembly to the left. Store the cartridge on a rack on the left side of the machine. i. To install a new cartridge, slide the cartridge along the metal track from right to left. Press the cartridge to the left to seat the electrical connections. Tighten the black thumb wheel to hold the cartridge in place. 2. Operation a. Select the Test Group tab on the right side of the screen. 4
b. Select a test group from the drop down menu or type a new name. c. Select the Cartridge being used and set a range for the test. d. Set the following parameters for your test. Leave them as the default settings if unsure. i. Test type: 1. Destruct: the tool will increase the load until the sample fails or the maximum range is reached. 2. Non- Destruct: A known load will be applied for a given amount of time while the machine checks for sample failures. ii. Test Speed: the horizontal speed at which the sheer is performed iii. Test Load: This is the test load to be applied for a nondestructive test. This 5
is a set point above which tests are considered passing in destruct mode. iv. Land Speed: This is the speed at which the tool head is lowered. A low speed is recommended for fragile samples. v. Shear Height: This is the height that the tool head rebounds to after touching the board. The shear test is performed at this height. vi. Overtravel: The distance the shearing head will move after destructing the part. This can clear the part from the pad to inspect the sheared pad. vii. Fallback: leave this setting at Normal viii. Turn Vac 2 on before test: leave checked. e. Click the save button to save the parameters. f. Select the New Sample tab. Enter descriptive values in the Batch and Product fields to make finding data later easier. Do not change the operator. 6
g. Select the Data Output tab. Enter a path to a folder on the C: drive. Example: C:\DageTests\(your name)/(your file). h. Make sure the CSV Enable box is checked. Now select the Results tab. i. Place the sample on the stage and clamp it into place. Do not over tighten the clamp (2). The stage is stepped to allow for different size substrates. 2 j. Position the stage rotationally by sliding it around. Ensure that the sample is lined up with the tool head. Use the right joystick to lower the tool head to just above the sample to allow for alignment. 7
k. Align the part such that the tool is just to the rear of the part. This is shown below. This is a view from the right side of the machine. The tool head does not need to be touching the substrate. Ensure that the edge of the tool head is parallel to the edge of the chip. l. Ensure that the stage is not hanging off the table top. Once the rough alignment is complete, press the V button on the control pad to lock the stage to the table top. (shown right) m. Use the microscope to aid in alignment. The knob at the top left of the tool adjusts the microscope up and down. The knob on the upper right hand side of the tool loosens, so the microscope can be moved in and out and rotationally. 8
Lock it in place when satisfied. n. Adjust the sample for final alignment with the left joystick. The final alignment should look like the picture below step k. o. Ensure that you are wearing safety goggles during the test. p. Press the button at the bottom right of the screen to zero out the load cell. q. When ready to perform the test, press the Start button at the bottom right of the screen. Step back from the tool while the test is running since parts could fly across the room. The tool head will lower, then rebound to the shear height. The stage will then move to the rear of the tool as the tool head shears off the sample. r. The Results tab shows the force required to shear off the sample. It also shows a Pass or Fail designation. s. Press the sample complete button to save the file to the folder specified earlier. t. The button to the right of 3. Shutdown Print Sample will copy the data to the clip board if desired. a. Exit out of the software and 9
shut down the computer. b. Raise the tool head to the maximum height and remove any samples from the stage. c. Shut off the compressed air and turn off the microscope illuminator. d. Turn off the main power once the PC has shut down. The switch is on the right side of the tool. The computer and the green light above the power button will turn off. 4. Clean up a. Remove all test samples from the stage and work area. Wipe up any spills and clean up around the tool. b. Reinstall the Die Shear test fixture if it was removed. 5. Troubleshooting a. The stage slides with the shearing head instead of shearing off the chip. i. Ensure that Vac1 or 2 is on to hold the stage to the table. (check which tube is running to the black substrate holder. Might have to power cycle and reinitialize the tool if the vacuum will not turn on. b. Any other issues. i. Contact the lab manager for assistance. 10
