4 Qorvo GaN Library The Modelithics Qorvo GaN Library contains non-linear models for a number of Qorvo GaN die and packaged power transistor products. These reliable, measurementbased models are intended to speed up the RF/MW electronic design automation (EDA) process, reducing design cycle times, and lowering product development cost. The library is distributed and supported by Modelithics, Inc. in cooperation with Qorvo. Version contains 26 packaged power models and 17 GaN die power transistor products. Future releases will contain both additional die products as well as packaged power transistor products. See the list of models included in the releaseon the following pages. The list is organized by Modelithics model name and gives the associated manufacturer part number.the models have been validated to the maximum frequency shown. Models will simulate outside the frequency and remain a real, physical and representative of the defined component.

13 Features Broadband The models are validated over the specified frequency range. The model will still perform outside the validation range, however results are not validated outside the that range. Temperature Scaling Components were measures at various temperatures. Models are fitted to the measurements and valid for the specified backside ambient temperature range. Self-Heating The scaling factor for the electro thermal model (range from 0 to 1), 0= self-heating is turned off, 1 (default)= self-heating is fully turned on, and a value of 0.1 is representative of 10% thermal duty cycle. Fully Documented All models are fully documented with their own specific datasheet. The datasheets are included in the installation and can be found by clicking on the Help(Keysight ADS) or Vendor Help(NI/AWR AWRDE) button in the model properties window. Intrinsic I-V Sensing This feature was updated in the v1.6.2 for all new models. The new models have sensing pins on the internal model. This replaces the current and voltage probes from older models. Older models will be updated to this format in later releases. Format changes in these models will not affect existing schematics.
